If they were after on die space couldn't AMD of shrunk the I/O die too
Maybe split it up over two 7nm if that would help over one 12nm? Not sure if the added surface area (7nm x2) and more transistors would be beneficial or not. Maybe make it a 10nm interconnect?!?

I think they're going to need to go down to 5nm if they want to reach 96 cores, not just to make sure they can physically fit, but also to make power delivery more manageable. Not like it matters. For now, this 64-core TR is still going to be woefully out-of-reach to most consumers, and at least at one point AMD was struggling to keep up with demand after the release of Zen2, so it's not like they're in a rush to release a better product.

Are you implying stacking dies on top of each other? Because I imagine that would cause some tremendous thermal issues.

Actually the Zen 3 going to use an I/O die with less than half the size (and much faster), since that is moving also to 7nm+. (atm is at 14nm) So personally I won't be surprised if we see 24 core on AM4 socket this year. There is space on the size of the CPU.
